I'm studying bsim3 model on the parameters extraction.
I find that if the channel length of a mosfet is small(e.g Leff<0.5um),
the normal mobility model(U0,UA,UB,UC) cannot give available results
for Large and short devices at the same time.and then I must introduce
the binning parameters into my model,such as LU0,LUA..
But I dont know when the binning parameters should be introduced into
my model parameters set.
someone says when Leff < 0.25 um,we must take the binning parameters
into consideration,but I find I have to use the binning LU0,LUA even
Leff is only 0.5um.
who knows when we must use the binning parameters?and who can give me
some advice on the deficiency of the mobility model deficiency of Bsim3?
