Just look at the datasheets to see what they are and how to use them.
1Ghz is a very high frequency so sure they use very high speed devices. They don't say which types of devices they use, does it matter?
I copied part of the datasheet for the 1st one and you can see the others yourself at www.datasheetarchive.com .

I have found the actual HBTs in use in the VCOs.Si-Ge and InGa HBTs are there..
